SK Hynix has started mass production of HBM3E 12-Hi memories, modules that will be used by HPC artificial intelligence processors such as the AMD Instinct MI325X and NVIDIA Blackwell Ultra – scheduled to be launched in the second half of 2025.

According to information released by the manufacturer, the HBM3E 12-Hi memories will have 36GB, with a package of twelve layers of 3GB of DRAM and a data transfer rate of 9.6 GT/s – bringing a bandwidth of 1 .22 TB/s per module.

SK Hynix also points out that a subsystem with eight HBM3E 12-Hi 36GB memories can achieve a bandwidth of 9.83 TB/s – something that not even products launched on the server market will be able to fully take advantage of. However, the reason for raising the bar so much is to ensure its stability and reliability.

Another highlight for the manufacturer’s new modules is that they have the same height and thickness as the 8-Hi models.

To achieve this result, they had to make the DRAM devices 40% thinner, interconnected using TSVs to avoid problems in their structure and also uses the MR-MUF process to clamp the dies together. The space between them is filled with liquid Epoxy Molding Compound.

Additionally, SK Hynix also points out that its new HBM3E 12-Hi memories will feature EMC for improved thermal conductivity.

SK Hynix takes off at the start

It is important to mention that SK Hynix is ​​the first to begin mass production of its HBM3E 12-Hi memories. Samsung also presented its modules in 2024, but has not yet announced when it will manufacture the products.

Micron has sent samples of its HBM3E 12-Hi devices to its commercial partners, but has not yet started mass production of the modules.

SK Hynix’s plans are to serve the market for artificial intelligence accelerators and HPC processors, initially being the main supplier of AMD’s MI325X – which promises 244GB of HBM3E memory. NVIDIA will bring its Blackwell Ultra GPUs with the possible use of this technology only at the end of 2025.
